In the context of silicon power devices for automotive applications, improving current conduction and reducing on-state resistance inevitably increase power density, leading to greater self-heating. The Safe Operating Area (SOA) of a power MOSFET, which defines the safe operating limits of the device, is typically constrained by thermally driven mechanisms. In this framework, a detailed understanding of the electro-thermal behavior of the device is essential to identify weak points across the power die and ensure reliable operation under both static and dynamic conditions.
This PhD will focus on developing and validating a coupled electro-thermal simulation workflow capable of predicting local self-heating, current crowding, and SOA limits in silicon power MOSFETs. In particular, the candidate will investigate electro-thermal models and methodologies available in TCAD and will evaluate realistic thermal boundary conditions by combining 2D and 3D simulations. The work will also explore simplified thermal network representations, based on thermal resistances and capacitances, to reproduce the thermal behavior of power MOSFETs.
In addition, the study will also consider operation at gate voltages only slightly above threshold, where power MOSFETs may become thermally unstable and exhibit current crowding, generating localized hot spots. In this context, the candidate will explore the feasibility, advantages, and implementation of integrating a multiphysics environment such as COMSOL to couple device-level and chip-level simulations, with the aim of predicting hot-spot formation and thermal runaway conditions. 
The candidate will work in close collaboration with the IM2MP laboratory in Marseille.

About your missions

  • Conduct an in-depth literature review on electro-thermal phenomena in silicon power MOSFETs and on the associated simulation approaches.
  • Develop and validate a coupled electro-thermal simulation workflow.
  • Study the models and methodologies available in TCAD to analyze self-heating, current crowding, and Safe Operating Area (SOA) limits.
  • Evaluate realistic thermal boundary conditions by combining 2D and 3D simulations, as well as simplified thermal network representations.
  • Explore the integration of a multiphysics environment such as COMSOL to couple simulations at the device level and at the chip level.
     

About you

  • Master’s degree in semiconductor physics, electronics engineering, or a related field.
  • A strong interest in numerical simulation and the study of electro-thermal phenomena.
  • Good command of scientific English and the ability to write clear and well-structured technical documents.
  • Initial experience with Sentaurus or COMSOL would be appreciated.
